Avalanche transit time devices are considered as potential power source for microwave and millimetre wave regime. Several research groups have tried to develop ATT devices for high frequency, high power generation. In this thesis a comprehensive study on hetero structure base ATT devices that includes GaN, AlGaN and Si, SiC are reported. These devices are used as THz source for biomedical imaging study. The QCNLDD (Quantum Corrected nonlinear drift-diffusion) model is developed and connected with COMSOL Multiphysics simulator for developing the imaging tool. Amongst different biomedical imaging technique THz Biomedical imaging study has worth even been performed by any research group. This thesis only first time reports the comprehensive model and analysis of THz Vs Microwave imaging studies on breast malignancy and hepatic malignancy identification and therapy. A novel tech
